We have fabricated a 300GHz-band transmitter capable of quadrature amplitude modulation (QAM) with 40nm CMOS technology. The transmitter successfully generates six-channel 64QAM signals using the frequency band from 275 to 305GHz. The generated aggregate data rate is as high as 123Gbps. In this paper, an appropriate channel allocation plan is discussed from the viewpoints of the allowable frequency range and backward compatibility since consideration of the channel allocation in the 300GHz band is important for designing practical transceivers. Future applications are also discussed considering the inherent features of terahertz wireless communication.
