We present a new stochastic differential equation model for the spontaneous emission noise and carrier noise in semiconductor lasers. The correlations between these two types of noise have often been neglected in recent studies of the effects of the noise on the laser dynamics. However, the classic results of Henry show that the intensity noise and the carrier noise are strongly negatively correlated. Our model demonstrates how to properly account for these correlations since the corresponding…

Carrier-Noise-Enhanced Relative Intensity Noise of Quantum Dot Lasers

This paper numerically investigates the relative intensity noise of quantum dot lasers through a rate equation model taking into account both the spontaneous emission and carrier contributions. In

Statistics of the Optical Phase of a Gain-Switched Semiconductor Laser for Fast Quantum Randomness Generation

The statistics of the optical phase of the light emitted by a semiconductor laser diode when subject to periodic modulation of the applied bias current are theoretically analyzed. Numerical

Phase randomness in a gain-switched semiconductor laser: stochastic differential equation analysis

We performed theoretical analysis of the phase randomness in a gain-switched semiconductor laser in the context of its application as a quantum entropy source. Numerical simulations demonstrate that

Direct phase modulation via optical injection: theoretical study.

The influence of the spontaneous emission noise, the role of the gain non-linearity, and the temperature drift effect are examined to help formulate practical instructions, which will help to take these features into account when elaborating and employing the optical-injection-based phase modulator.

A Small Delay and Correlation Time Limit of Stochastic Differential Delay Equations with State-Dependent Colored Noise

We consider a general stochastic differential delay equation (SDDE) with state-dependent colored noises and derive its limit as the time delays and the correlation times of the noises go to zero. The

Interplay of Current Noise and Delayed Optical Feedback on the Dynamics of Semiconductor Lasers

We study the influence of low-frequency current noise on a single-mode semiconductor laser subject to external optical feedback. We experimentally show that the addition of current noise modifies the

Quantum noise VII: The rate equations and amplitude noise in lasers

In this paper we start from our Quantum Noise IV model of a homogenously broadened maser and specialize to the case in which the number of photons and the population difference are the slowest

Low-frequency fluctuations in vertical cavity lasers: Experiments versus Lang-Kobayashi dynamics

The limits of applicability of the Lang-Kobayashi (LK) model for a semiconductor laser with optical feedback are analyzed. The model equations, equipped with realistic values of the parameters, are

Delay-induced resonances in an optical system with feedback.

The influence of the delay time in the response of a delayed feedback system to external periodic driving is studied, indicating that stochastic resonance can be enhanced or degraded depending on the feedback time.

Effect of external noise correlation in optical coherence resonance.

Coherence resonance occurring in semiconductor lasers with optical feedback is studied via the Lang-Kobayashi model with external nonwhite noise in the pumping current to find an optimal coherent response for suitable values of both the noise amplitude and correlation time.

Carrier inversion noise has important influence on the dynamics of a semiconductor laser

We find that, although inversion noise has only a marginal effect on the linewidth of a semiconductor laser in continuous wave operation, in the presence of dynamics, it may play an important role in

We find experimentally that the relaxation oscillation peak in the relative intensity noise spectrum of a semiconductor laser has a higher damping and lower frequency when we add low frequency noise

Theory of the phase noise and power spectrum of a single mode injection laser

Spontaneous emission alters the phase and amplitude of the laser field. The amplitude changes induce relaxation oscillations, which cause additional phase changes while restoring the field amplitude
