Room temperature negative differential resistance in a GaN-based Tunneling Hot Electron Transistor

In this work, we use ballistic quantum transport in a III-nitride to realize room temperature negative differential resistance (NDR) in a GaN-based Tunneling Hot Electron Transistor.
