Initiation and evolution of phase separation in heteroepitaxial InAlAs films

Abstract

We have investigated the initiation and evolution of phase separation in heteroepitaxial InAlAs films. In misfit-free InAlAs layers, cross-sectional scanning tunneling microscopy ~XSTM! reveals the presence of isotropic nanometer-sized clusters.
