Effect of Drain Doping Profile on Double-Gate Tunnel Field-Effect Transistor and its Influence on Device RF Performance

In this paper, we have investigated the effect of drain doping profile on a double-gate tunnel field-effect transistor (DG-TFET) and its radio-frequency (RF) performances.
