Abstract Quasi-ballistic electron transport in superlattice diodes is investigated. The dispersion relation of space-charge waves is derived. It follows from the dispersion relation that the electron stream in a diode can be unstable with respect to plasma disturbances. It is shown by Monte Carlo particle simulation that the instability causes current oscillations due to the periodic formation and dissipation of the electric field domain in a n + -n-n + superlattice diode.
