Abstract

This paper presents a fully integrated direct-conversion quadrature transmitter and receiver chipset at 240 GHz in a 0.13 &#x03BC;m SiGe HBT technology with f<sub>T</sub>/f<sub>max</sub> of 350/550 GHz.
