Low-ridge-configuration, quantum-cascade lasers operating at 5.3 mum provide, at 80 K, 12 W peak-pulsed power at 14 A drive. A model of current spreading that takes into account the lateral variation in transverse conductivity adequately explains the results.
The effects of oxygen versus vacuum ambients on colloidal CdSe/ZnS quantum dots (QDs) were studied using both continuous and time-resolved photoluminescence (PL) measurements. The PL intensities were found to be an order of magnitude higher in an oxygen atmosphere, which is explained by the passivation of surface defects by oxygen absorption. The decay of… (More)
We investigate the optical and electrical characteristics of the GaN-based light emitting diodes (LEDs) grown on micro- and nano-scale patterned silicon substrate (MPLEDs and NPLEDs). The transmission electron microscopy images reveal the suppression of threading dislocation density in InGaN/GaN structure on nano-pattern substrate due to nano-scale… (More)
