In this paper, the compact model of power efficiency for four-phase positive charge pump is derived. The model was verified by using post-layout simulation with 0.25μm triple-well flash memory technology. By including parasitic effects in the pump, the discrepancies between the model and the post-layout simulation results are within 4%.
